Senior CoWoS Assembly Engineer

We are seeking a passionate and experienced Senior CoWoS Assembly Engineer to join the Advanced Technology Group (ATG) at NVIDIA. You will be responsible for developing the CoWoS assembly process and materials for NVIDIA's next-generation products.

Key Responsibilities:

• Lead CoWoS assembly tool and process development for NVIDIA's next-generation CoWoS products and platforms.
• Build and deploy high-volume CoWoS assembly tools and qualify CoWoS assembly lines for scaling up NVIDIA's CoWoS products and platforms.
• Define tool architecture, features, and functions, and develop stable processes for CoWoS platforms (including S, L, and R).
• Work closely with fab and assembly OSATs to deploy and qualify CoWoS processes across high-volume manufacturing.
• Collaborate with internal design, fabrication, and packaging teams to develop new assembly requirements, assembly flows, and test structures.
• Drive continuous improvement in assembly yield and quality/reliability.

Requirements:

• Degree in Electrical Engineering, Mechanical Engineering, Materials Science, Physics, or related fields with equivalent experience.
• 12+ years of CoWoS experience.
• Strong background and experience in CoWoS design, process, fabrication, test, and assembly.
• Hands-on experience in CoWoS development, especially CoWoS-L and CoWoS-R processes.
• Strong statistical analysis skills and ability to use data visualization techniques.
• Understanding of quality control, statistical process control, and DOE techniques.
• Excellent written and oral communication skills.

Nice to Have:

• Experience in CoWoS design or fabrication, including familiarity with CoWoS structure.
• Solid understanding of AutoCad or other software tools.
• Mechanical simulation software like Ansys mechanical.
